More particularly, it relates to a semiconductor device which is resistant to degradation by a hydrogen atom generated in the interface between a silicon substrate and an insulating layer and to a method of forming the same.
FIGS. 1A to 1D show a prior art method of forming a trench isolation structure. A silicon oxide layer 4 is formed over a silicon substrate 1 by thermal oxidation of a silicon substrate. A trench 5 is then formed by anisotropic etching of the silicon substrate 1 using the silicon oxide layer 4 as a mask as shown in FIG. 1A. This is followed by formation of an insulation layer 6 on the silicon substrate 1 and in the trench 5 as shown in FIG. 1B. The insulation layer 6 is then polished by chemical mechanical polishing so that the insulation layer 6 remains in the trench 5 only as shown in FIG. 1C.
The silicon substrate 1 has a certain crystal orientation and the insulation layer 6 has a certain crystal orientation. Thus the insulation layer 6 grows more readily in directions parallel to the silicon substrate 1 than in directions perpendicular to the silicon substrate 1. Accordingly, the insulation layer 6 remains in the trench 5 only as shown in FIG. 1C.
There is a problem with the prior art method described above that the insulation layer 6 tends to be in direct contact with the silicon substrate 1 because of the difference in crystal orientation between the silicon substrate 1 and the insulation layer 6. Thus there is a tendency for a silicon atom or a hydrogen atom to diffuse into the silicon substrate 1 through the interface and so the silicon substrate 1 is degraded.Q:
